Stabilized Diamond Schottky Diodes for Power

Since diamond has a large energy band gap, diamond-based rectifiers are expected to operate at high voltages and under high temperatures. The ability of diamond Schottky diodes to block high voltages (>10kV) has been studied intensively all over the world these last years. However, the stable operation at high temperature was not clarified yet.
We demonstrated ideal and stable diamond Schottky diodes working at high
temperatures. The idea was to employ a refractory metal, which preserved the oxygen
termination of the diamond surface. Recent results obtained with tungsten carbide junction will be presented.
